1T1R mushroom PCM cell device using epitaxial GeSbTe

We report a 1T1R mushroom cells with epitaxial GST having a reduced reset current similar to doped polycrystalline GST. We also show that the drift coefficient is lower than for doped GST which makes this device suitable for analog AI computation.
